This invention relates to the fabrication of field effect transistors having an improved gate dielectric. As is well known, semiconductor devices such as transistors, diodes, and other integrated circuit devices are formed of semiconductor material, such as silicon. The manufacture of transistors involves fabricating a structure having one or more gate electrodes overlying a channel region of semiconductor material and a gate dielectric interposed between the gate electrode and the channel region. The transistors can be either of the n-channel type or p-channel type. The gate dielectric between the gate electrode and the channel can be fabricated of various dielectric materials. For example, silicon dioxide (SiO.sub.2) and silicon oxynitride (SiON) have been used as gate dielectrics in many transistors. SiON is a particularly attractive gate dielectric material because of its thermal stability and low interface state density. While SiON provides these advantages, transistors having SiON gate dielectrics must be processed in a nitrogen-rich atmosphere to avoid electrical shorts. Thus, it is desirable to utilize SiON technology to fabricate n-channel transistors. However, to avoid electrical shorts, the SiON surface must be pre-passivated. U.S. Pat. No. 5,008,316 describes a technique in which a temporary barrier layer is deposited and then a gaseous nitride passivant such as nitrogen is applied prior to deposition of the SiON layer.
